Process for manufacturing a mask according to a given pattern on a support
Abstract
The mask support (20) is first coated with a layer (21) of a first material sensitive to actinic rays (of the spectrum visible to X-rays), then a thin metal film (24) is formed on this layer. delimited according to a configuration determined thanks to a lithographic step using a second layer of a second material sensitive to electrons, not shown. The first maienau is then exposed to actinic rays through the openings (25) of said metal film thus delimited and said first material is then developed. This process which combines electronlithography (faculty of exposure by calculator) and photolithography (excellent definition of lines) finds its application in the lithographic stages of the manufacture of integrated semiconductor devices in particular.
