Die Erfindung stellt sich die Aufgabe, die Herstellung von Reliefstrukturen der genannten Art zu verbessern, wobei insbesondere die mit der Verwendung organischer Entwickler verbundenen Probleme entfallen sollen. Dazu istvorgesehen, als Polymer-Vorstufen Additionsprodukte von cyclischen Carbonsäureanhydriden mit hydroxylgruppenhaltigen Verbindungen zu verwenden, wobei die hydroxylgruppenhaltigen Verbindungen Additionsprodukte von olefinisch ungesättigten Monoepoxiden an carboxylgruppenhaltige Prepolymere von Polyimiden, Polyisoindolochinazolindionen, Polyoxazindionen und Polychinazolindionen oder an aminogruppenhaltige Prepolymere von Polyimidazolen und Polyimidazopyrrolonen oder an hydroxylgruppenhaltige Prepolymere von Polyoxazolen darstellen.
