Abstract

. 10 -3 mbar). The invention relates to a selective thin-film gas sensor of high sensitivity and stability for the detection and measurement of gaseous hydrocarbon impurities in the air based on tungsten oxide semiconductors on substrates made of quartz glass, oxidized silicon or ceramic, in which the electrical resistance of the Tungsten oxide layer is measured depending on the type and concentration of the gas to be detected, and on a method for producing the same. The tungsten oxide semiconductor consists of a sputtered WO 3-δ thin layer (7), where δ <0.2. The W0 3 - δ thin layer (7) is preferably activated by a noble metal (8), in particular made of platinum, and an oxidized silicon body is used as the substrate (1, 2), which is turned away from the sensor thin layer (7, 8) Surface has a highly doped surface zone (3) up to degeneration, which is provided with metal contacts (5, 6) for direct heating (FIG. 1). The WO 3-δ thin film (7) is produced by reactive HF sputtering from a metallic tungsten target in a sputtering atmosphere consisting of argon with an oxygen content of 3% (total pressure 1.2. 10 -3 mbar).
