Abstract

In a field effect transistor, of the MOSFET or MISFET type, comprising a source (2), a drain (3), a gate (5) and a channel region (4), impurities, such as tellurium, having deep energy levels and a low diffusion speed are established in the depletion region (11). This implantation makes it possible to reduce the sensitivity of the MOSFET transistor to variations in the voltage applied to its substrate.
