Device for the inspection of wafers
Abstract
In a device for wafer inspection in the production of highly integrated semiconductor components, a laser scanning microscope is provided as the scanning device, the objective of which focuses the scanning light beam onto the examination area with a shallow depth of field, the one used to measure the intensity of the light reflected from the examination area used detection beam path is formed by part of the scanning beam path of the laser scanning microscope. In a confocal arrangement with the focal plane of the microscope objective marking the examination plane, seen in the direction of propagation of the reflected light, a pinhole is arranged between a beam splitter arrangement and the detector used for the intensity measurement, through which only light can pass that comes from the depth of field of the Microscope lens. The scanning beam path contains an active mirror with electronically controllable refractive power, by means of which the focusing or examination plane, based on a reference plane fixed to the wafer, can be changed in the sense of an increase and / or decrease.
